Thermally highly conductive connection technologies

Rth measurement with microthermography

Thermally highly conductive and at the same time reliable sintered connections are a promising alternative to conventional connection technologies in microelectronics and power electronics. Precisely determining the thermal resistance of highly conductive sintered connections is a major challenge. We have recently started using microthermography to analyse such connections using measurement technology. An infrared camera with microscope optics complements our tried and tested TIM tester. Resolutions of a few micrometres in the thermography set-up enable the evaluation of thermal resistances on the thinnest layers.

Connections between any substrates can be examined on areas of just a few square millimetres. Irrespective of the actual use of the connection technology, simple sample bodies can be produced on a laboratory scale and systematically analysed.

Technology Day

‘Thermal management in mechatronic systems’

13 March 2025

Together with Stuttgart Cooperative State University (DHBW), ZFW is organising a technology day ‘Thermal management of mechatronic systems’.

Current technologies relating to thermal measurement technology and the optimisation of heat paths will be discussed. This will be followed by a tour of the laboratories with the latest analysis and measurement methods. Participation is free of charge.
